IMEC fabricated 45nm SRAM cell using 193nm scanner
Belgian research consortium IMEC announces the creation of a six-transistor static random access memory (SRAM) cell, made in compliance with 45nm technological process. Since the successful implementation of such a cell is a kind of “litmus test” for each generation of technologies, IMEC can speak of its readiness to start gradually introducing 45-nm technologies into production. Each of the six transistors of the cell contains three gates and is made using FinFET technology. 45nm SRAM 6-transistor cell area is 0.314 sq. micron.
The 45nm SRAM cell in the IMEC implementation is claimed to provide a static noise level of no more than 240mV when using a 1.0V supply. The cell remains operational when the supply voltage drops down to 0.4 V. It is also argued that the technologies used to create a 45nm SRAM cell can be successfully used for 32nm devices. IMEC is expected to share its developments in detail at the IEDM (International Electron Devices Meeting) conference, which will be held in San Francisco.
It should be noted that the created IMEC FinFETs (field-effect transistors with an enlarged gate), more precisely, MuGFETs (multigate-FET, multigate field-effect transistors) are essentially non-planar: with a length of 40 nm and a width of 35 nm, their height is 70 nm. Perhaps, it is thanks to this that a good value of the current strength is achieved and parasitic effects are reduced. The source and drain are made of nickel silicide (NiSi), the conductors are made of copper on top of a layer of low-k dielectric material (low dielectric constant) Black Diamond.
A 193 nm lithographic scanner with a numerical aperture (NA) 0.75 was used to fabricate the cell, which required the use of reticle enhancement techniques (RET).
