Electron Beam Lithography – In Focus Maskless Meeting
As we already reported, researchers have serious concerns about whether the industry will be able to overcome the 45 nm milestone. Partly, the Maskless Meeting was devoted to solving this issue, at which IMS Nanofabrication and Leica Microsystems presented an electronic lithographic tool that allows you to create drawings in compliance with the norms of 45 nm and less.
Called PLM-2, the instrument builds on the current Leica SB350DW cathode ray platform. The instrument is said to have a resolution of 4 million. points. Emitted by a 5-KeV electron gun with an initial beam diameter of 1 mm, electrons are accelerated to energies of 100 KeV, and the dot diameter is no more than 180 nm.
