IBM builds SRAM cell to comply with 32nm regulations

Another message of progress in miniaturization of electronics came simultaneously with the news of a 45nm 6-transistor SRAM cell by the Belgian IMEC. IBM also announces the creation of a SRAM cell, but already in compliance with the 32nm process technology. Cell area is 0.143 sq. μm, which is about 9 times less than the area of ​​modern static RAM cells, made according to 90-nm standards. IBM will reveal details of its technology this week during IEDM.

The cell is said to have a static noise of no more than 150 mV at a supply voltage of 1 V, and in terms of leakage current it meets the requirements for 32 nm devices.

The IBM SRAM cells are made according to the traditional architecture, only on a reduced scale, and on the already familiar IBM dielectric substrate 1 nm thick (the already developed silicon-on-insulator technology). Additionally, improved source-drain structure and cobalt silicide (CoSi) were applied instead of nickel silicide (NiSi). However, unlike IMEC, some details of the cell could not be completed using conventional 193-nm instruments and had to use electron-beam lithography.
